Korea's scientists herald world's fastest nano transistor

(Nanowerk News) Korea.net reports that a group of Korean scientists revealed that they have a prototype of what they claim is the world's fastest nanoscale transistor.
The team, led by Seoul National University engineering professor Seo Kwang-seok, reported last week (Dec. 11) that they succeeded in creating a 15nm high electron mobility transistor (HEMT) with a maximum frequency speed of 610GHz. The team used its self-developed technology called the "slope etching process" to materialize hyperfine electrodes of the transistors.
It was previously reported that Fujitsu Ltd of Japan has developed the most advanced nanotransistor with a size of 25nm and speed of 562GHz.
